Hondongwa , which was published in IEEE JOURNAL OF THE ELECTRON DEVICES SOCIETY, VOL. 2, NO. 3, MAY 2014 ********************************************************* This paper does not describe about the potentile well which was revealed by Yoshiaki Haiwara in Sony at age 26 in his Japansese patent in 1975. **************************************************** ************************************************    (1) SONY original HAD sensor のお話 ************************************************       現在 世の中で話題になっている           pinned photo diode sensor  は、         SONY original HAD sensor   (萩原1975特許のP+NPNsub)           と 同一のものです。         従って、pinned photo diode sensor は     SONYの萩原が1975年に発明したものです。   NECの寺西さんはその発明者ではありません。        世界は誤解しています(大涙) *************************************************     その根拠を以下に説明します。 ************************************************     萩原1975特許で定義される構造体であり、     SONYが生産販売段階の時期になって、       Sony Original HAD sensor      と呼ぶ半導体受光素子構造体は、       次の5つの性質を持っています。 (1)完全電荷伝送による低残像 ( low image lag ) (2)低熱雑音 (low CkT noise) (3)低界面準位雑音 ( low trap noise) (4)超光感度( high quantumefficiency) (5)過剰電荷放流機能(built-in OFD function) ************************************************* 萩原1975特許と、それに続いての、1978年の原理試作、 記者会見と同年の学会発表でSONYは萩原1975特許の 構造体とその特性(上記)および技術内容を開示しました。 1983年に寺西さんが同様な構造をIEDMで発表し、その 後、NECはその特許権を、SONYに主張しました。しかし、 SONYは、萩原1975特許を武器に、応じませんでした。 1983年に寺西さんがIEDMで発表した構造体は、後に、 pinned photo diode と呼ばれるようになりました。しかし、 萩原1975特許で定義される構造体と同一です。 歴史的に SONYの萩原が1975年に発明した構造体は SONY original HAD sensor と呼ばれるようになりました。 この2つは、当然上記の5つの特徴を同時に持つ構造体で、 同一の構造体であることは明らかです。 現在話題になっている pinned photo diode は、SONY の萩原が1975年に発明した構造体と同じです。この事を 世界は知りません。SONYとNECの特許紛争は長期間 水面下で行われていたのにもかかわらず、世界に知ること ではありませんでした。 NECとの特許紛争でもSONYは勝利しました。また、その 後米国 Fairchild 社との10年以上の特許戦争でもこの 萩原1975特許が攻撃の的となりましたが、SONYが逆転 勝利し、微妙な戦いでした。 従って、NECの pinned photo diode も、萩原の発明 のSONY original HAD sensor と同じものであり、その 発明者は萩原である事に意義を唱えるものは、2013年の のISSCC2013 の時点ではおらず、これを堺に当時65歳 となりその後引退(隠居?)の日々を過ごす様になりました。 今でも、SONYは、SONY original HAD技術搭載の CMOS image sensor という名称を使っています。SONY 独自の技術(萩原の1975の発明)を誇示した商品名です。 SONY original HAD技術で他社に特許料をSONYが 支払ったことはありません。NECにもSONYは特許料を 支払ったことはありません。 SONYのHAD技術の名称は、商品名登録されている ので、他社では使えません。SONY製品以外でNECを 含めて、pinned photo diode搭載技術と名を変えて他社 が生産販売する企業に対してSONYの特許料請求権が 発生しますが、この萩原1975年特許は40年前のもので、 今は人類の財産となりだれでも自由にこの構造体に限って は生産販売が可能です。 ****************************************************     NECから特許請求があったが、萩原の1975年のP+NPNsub 構造体特許により、 SONYに先願権がありました。 NECから特許使用料の請求がありましたが萩原1975特許 を武器に、応じていません。 SONYは、萩原1975特許を武器にして、SONY original HAD sensor を商票登録し、 NECが1983年発表に構造体は、SONYの発明です。 SONYの萩原良昭の発明です。 世界はいまだにこのことを知りません(大涙)  ****************************************************     NECの pinned photo diode は、萩原の1975年発明 のSONY original HAD sensor と同じものであり、その 発明者は萩原である事に意義を唱えるものは、2013年の のISSCC2013 の時点ではおらず、これを堺に当時65歳 となりその後引退(隠居?)の日々を過ごす様になりました。 問題は 2014年の Fossumの論文で始まりました。 実はNECの特許の紛争問題の前には古い米国に Early特許でのFairchild社とSONYの特許紛争が ありました。 2014年の Fossumの論文は3度めの問題となります。 ●第1回目の問題発生   米国 Fairchild社 と Sony の特許戦争(war)で、   1975年の萩原特許を武器にSonyが勝利しました。   Fairchild社からの特許請求額は 600〜800億円! ●第2回目の問題発生   NECとSonyの特許紛争(battle)を水面下で対処   した為、SONYの勝利となったが、誰も知らない。   話は、NECは 1983年 IEDMで NEC社員   の寺西さんが原理試作した ITL CCD Imager   の発表公開から始まる。 最終的に水面下でNECの特許担当者に対しては 以下の主張で、SONYの1975特許の優位性を主張 しNECからの特許請求に応じなかった。     萩原1975特許で定義される構造体であり、     SONYが生産販売段階の時期になって、       Sony Original HAD sensor      と呼ぶ半導体受光素子構造体は、       次の5つの性質を持っています。 (1)完全電荷伝送による低残像 ( low image lag ) (2)低熱雑音 (low CkT noise) (3)低界面準位雑音 ( low trap noise) (4)超光感度( high quantumefficiency) (5)過剰電荷放流機能(built-in OFD function) ●第3回目の問題発生   2014年の Fossumの論文から始まる。 あの時まだNEC側は納得していなかったのだろうか? それで、今再度燃焼して、第3回目の問題発生が くすぶり始めたのだろうか?火種は2014年につき、 今では大きく火が世界中に広がているが、萩原は もう引退の身で知る余地がない。SONYの後進は なにをしているのだろうか?一生懸命製品の完成 度をあげるために身を削り日常の作業に追われて いて、世の中の動向がどう変化しているのかをしっ かり目を開いて見る余裕がないのだろうか(大涙)。 私の過去の仕事についてのにせ評価が2014年に なされ、今世界で、不思議なことが起こっている ことに納得ができた。世界はFossumの論文で だまされている、がどうしよう? 2014年の Fossumの論文を読むと、NECの時と 同じい攻撃論点だった。萩原1975特許には、またも (1)完全電荷転送による低残像 ( low image lag ) の言及がない、との攻撃だった。わあ、やめてくれ! 公開論争(public debate)なら簡単に勝つ自信は あるが、相手はそれに応じる、強盗のように逃げま くる可能性がある。もとNECの寺西さんもNECと SONYでの萩原1975年特許の特許論争で水面下 だったが、SONYの勝利となったことを知らないの だろうか? 相手にならない幼稚な攻撃であり、事実無根の 言葉に反論文はすぐ書けたが、これをどうFossum に伝え、訂正を認めるか、その先は見えない(大涙)。 たいへん技術的な内容でどう専門外の技術者や 一般社会人のレベルでも理解できる内容に落とし 説明し、WEB掲載し、意見を求めたいと感じた。 本人がわからなかったら、自分の知り合いの中に その筋の専門家がいればこの内容をcopyし、mail で 転送していただいても結構、中立でフェアな 意見を聞きたいと思った。 *********************************************   一般社会人の基礎知識からでも内容の理解が      可能なレベルに話を砕いて説明する。 ********************************************* ●人間の目は、脳細胞が外の世界を見ようとして、   能が進化したものですが、実は次の2つの部分   で構成されます。   (A)脳の中まで伸びた情報伝達神経細胞線      脳細胞が進化し、長い神経細胞が      形成され、脳に情報を伝達する      情報伝達神経細胞線となります。     (B)光を電気信号に変換する目の網膜細胞   その1本1本の情報伝達線の先には、   脳細胞がさらに進化した網膜細胞が、   目の奥にあります。皮膚が進化してレンズ   となり、レンズの光がこの網膜細胞に照射され、   結果として、網膜細胞は光を電気信号(電子)   に変換します。そして、電子は、長い情報伝達   神経細胞線を通じて脳に伝達されます。 ●SONYは 商票 SONY original HAD sensor を登録し、HAD 技術搭載のCCD image sensor を長年生産し、世界のカメラ市場を独占しました。 実は、 SONY original HAD 技術搭載のCCD  image sensor は次の5つの基本特徴があります。 (1)完全電荷伝送による低残像 ( low image lag ) (2)低熱雑音 (low CkT noise) (3)低界面準位雑音 ( low trap noise) (4)超光感度( high quantumefficiency) (5)過剰電荷放流機能(built-in OFD function) ●CCD image sensor の発展で貢献して発明者が  ノーベル賞をもらったことは皆さんもご存じですよね。 SONY original HAD 技術搭載のCCD image sensor が最高品質でることが世界に評価され、 その発明者が受賞することになったと観察します。 しかし、SONY original HAD 技術搭載のCCD  image sensorは上記の2つの構造体(A)と(B)の 合成体であることを世界はあまり注目しませんでした。 1つの目の構造体(A)は、 人間の目の網膜細胞に対応するもので、萩原が 1975年に発明し特許出願した SONY original HAD 技術の半導体受光素子の構造体にあたります。 もう 1 つの構造体(B)は、 人間の目の網膜細胞から脳の中まで伸びた情報 伝達神経細胞線のことです。 こらは 1969年に米国ベル研で発明された、 電荷転送装置 CTD( charge transfer device ) の 一種で、電荷結合装置 CCD ( charge coupled device )というものです。 どうして、このCCDが構造体(A)に採用できないか というと、それは MOS容量構造をしていて、金属 が上にあり、光が透過できず、光感度が悪いからです。 実はSONYのカメラの性能の良さを示す5つの特徴 (1)完全電荷伝送による低残像 ( low image lag ) (2)低熱雑音 (low CkT noise) (3)低界面準位雑音 ( low trap noise) (4)超光感度( high quantumefficiency) (5)過剰電荷放流機能(built-in OFD function) とします。 これが萩原が1975の発明した半導体受光素子構造の 特徴だったのです。CCDは光感度(4)がありません。 このことを実は世界はしりませんでした。 SONY CCD image sensor カメラは、    (A) CCD 技術    (B) Sony HAD 技術(Hagiwara Diode) となっています。ここでは、  SONY=HAD=(人間の網膜細胞の電子回路化) という意味で、名前がついています。SONYと 言えば、HAD技術がすごいと連想してほしい 気持ちが入っています(笑)。 ●ところが今、CCDが消えそうになっています。 CMOS image sensorがその市場を100%近く 奪う勢いでのびています。 ●どうしてそうなったのでしょうか? ●CCDはそんなに社会に貢献するもの  ではなく、一時しのぎのものだったの  でしょうか?何が問題だったのでしょうか? 答えは簡単です。半導体プロセスの微細化技術が 進歩して、CCD技術より従来のMOS技術の方が 製造プロセスが簡単で、かつCCD特有にMOS容量 の充放電電流がMOS技術の金属信号線の方が はるかに小さくなり、省エネに向いているので、 構造体(A)の脳の中まで伸びた情報伝達神経 細胞線の役割をしていたCCDがCMOS技術でも 実現可能になったからです。 ●それで、SONYは 今でも Sony original の  HAD 技術を構造体(B)に採用し、構造体(A)の  部分は CCDを捨てて、CMOS技術で置き換え  ました。SONY CMOS image sensor カメラは、    (A) CMOS 技術    (B) Sony HAD 技術(Hagiwara Diode) となっています。ここでも、  SONY=HAD=(人間の網膜細胞の電子回路化) という意味で、名前がついています。SONYと 言えば、HAD技術がすごいと連想してほしい 気持ちが入っています(笑)。  今では、SONYは Sony original のHAD 技術を  搭載した CMOS image sensor 技術として生産し、  世界のカメラ市場をさらに大きく独占し、今では  世界市場の50%以上の売り上げを誇示し、   image sensorchip 単体での売り上げも、1 兆円  以上となっています。 ●さて、これからが大問題です。 昔も大問題が2回おきましたが、 これで 3 回目です(大涙)。 ●第1回目の問題発生   米国 Fairchild社 と Sony の特許戦争(war)で、   1975年の萩原特許を武器にSonyが勝利しました。   Fairchild社からの特許請求額は 600〜800億円! ●第2回目の問題発生   NECとSonyの特許紛争(battle)を水面下で対処   した為、SONYの勝利となったが、誰も知らない。   話は、NECは 1983年 IEDMで NEC社員   の寺西さんが原理試作した ITL CCD Imager   の発表公開から始まる。   NECは、 SonyのCCD imager は、このNECの   ITL CCD Imagerを原型としていて copy して   造ってたものだと主張。     特に、NECのITL CCD Imagerには残像がない   と、 IEDMの学会でも報しており、その構造は   特許権利化を1983年にしたとの話である。   SONYが残像がない ( image lag free) を   実現できたのは、N層の 濃度を薄くし、完全   空乏化し、完全電荷転送を、N層の中でも、   CCD並みに可能としたことためだ。その受光部    のN層を薄くするということをNECは権利化   している寺西1983特許に触れる。   SONYは NECの技術を copy しているので   特許使用料を支払えとのNECからの特許料   請求だった。   しかし、萩原が萩原1975特許の実施例の   図6Bの empty potential well の曲線と   図5の実施例では 受光部のN層と埋め込み   チャネルCCDの埋め込み層のN層が同一   の層で形成されていることが自明であることを   指摘した。その後、NECからはclaim がなく   なった。   1983 年のNECの学会発表には遅れたが、   その後 SONYは 1975年に萩原が発明した   半導体受光素子構造を Sony original HAD sensor 技術と呼び、SONYの高級ブランド名   として、商品登録し、広くこのHAD技術で生産   販売を展開した。 学会では、SONY CCD image sensor カメラは、    (A) CCD 技術    (B) Sony HAD 技術(Hagiwara Diode) の両立技術があっての話であることに気づいた 技術者が、2010年代になり増加した。 ISSCC2013では、構造体 (B) Sony HAD 技術 を紹介した。世界中の技術者が、構造体 (B)の 半導体受光素子構造それに注目した。 ●第3回目の問題発生 1人の人間 (Fossum) が、構造体 (B)の半導体 受光素子構造の発明者が萩原であることに、異論 を唱えて、翌年 2014年に論文を出した。 萩原はその事実をこの6月に入った、数日前に初め て知った(大涙)。急いで、2014年のFossum 論文を 詳細に読み、初めて現在世の中で pinned photo diodeなるものが話題を独占しているか理解できた。 この4年間の世界の 2014年の Fossum 論文の論点は次の様なものだった。 観察(1) SONYの萩原1975特許は日本語特許で       SONYの人間でさえもあまりその存在を       知らない。世界となると、日本語特許を       それも1975年と40年以上前の特許を       入手しその詳細を翻訳し、完全に把握       できる技術者はほぼ皆無である。 観察(2) Fossumもおそらく論文自身を見たことがない。       Fossum論文の記述内容から伺える事だが、       Fossumは、萩原がいろいろな学会とその       関連論文に紹介した内容が萩原1975特許       のすべてと誤解している。       萩原1975特許はあくまで構造特許であり、       すでに、その特許にはその構造の有効性       を説明す記述がないと、具体的にカメラ       の残像なし特性につながる蓄積N層の       完全空乏化=完全電荷転送、それを       実現するためのN層の濃度の記述がない       とのNECの攻撃、上記のNECとSonyの       特許紛争(battle)での論点と同じもので       あることが判明した。 わあ、今さらやめてくれと言いたい感じである。 こんな論文が4年間も一人歩きしていたのは 私の怠慢の致すところでもある。 Fossum 論文は、 萩原1975年特許の半導体 受光素子構造体は、物理的な構造は同一にせよ、 (1)完全電荷伝送による低残像 ( low image lag ) の記述がないと主張。しかし、事実は emplty potential well の記載あり、絵は百聞にしかず、 (1)完全電荷伝送による低残像 ( low image lag ) の特徴も萩原は指摘しています。 Fossum 論文の間違った結論から、後に続く結論が すべて虚論となる。 真実は、萩原1975年特許が提唱する半導体受光 素子構造体次の5つの特徴をもち、 (1)完全電荷伝送による低残像 ( low image lag ) (2)低熱雑音 (low CkT noise) (3)低界面準位雑音 ( low trap noise) (4)超光感度( high quantumefficiency) (5)過剰電荷放流機能(built-in OFD function) 萩原1975年特許が提唱する半導体受光素子 構造体は、今世の中が話題とする、   pinned photo diode と同じものであり、かつ、萩原1975年特許が 提唱する半導体受光素子でもあるので、 萩原がpinned photo diodeの発明となる。 ここには、また、 (萩原1975年特許が提唱する半導体受光素子)    = Sony Original HAD sensor = pinned photo diode sensor となる。これで Fossum 論文が間違ったに様 であることが明確に説明できたのではないかと 感じる。 ************************************************ ************************************************ (2)  2014年のFossum論文への反論 ************************************************ 今さら、学会論文を投稿して論説を述べるより 今は WEBがあるので、見識者に私の見解を このWEBで開示し、冷静な客観的な目で見て じっくり考えて判定をお願いしたい。 ************************************************* 2014年のFossum 論文が今や一人歩きしてしまった。 真実は1つである。必ず、嘘は正す義務がある。 2014年のFossum 論文を読み、その反論を以下にまとめた。 また、各 細かい分節もこの文を 12個にわけて、どの分節が その分節の訂正文かも以下に続く行で明示している。 *******************************************************************       2014年のFossum 論文に対する反論文です。 2014年のFossum 論文では、       「1975年の萩原特許には CCD-likeの完全電荷転送機能、       結果として残像なしの記述がない」ので、1983年に初めて       IEDMでNECの寺西さんが発表したITLCCDが世界の       image sensor の原形であると論じています。       しかし、実際には彼は1975年の日本語で書かれた萩原       特許を痛烈に批判するわりには、特許に添付の一番、       重要な図6についての記述はまったくない。その図6には、       empty poential well の曲線がある。その曲線はN層の       完全空乏化を意味し、それがN層での完全電荷転送の       結果であることを意味し、さらに、それがカメラの残像なし       の特性につながることとなる。       「1975年の萩原特許には CCD-likeの完全電荷転送機能、       結果として残像なしの記述がない」とのFossum 論文での       記述は虚言であり訂正を要求する。       さらに、「1975年の萩原特許は pinned photo diode と同じもの」       従って、1975年の萩原特許に先願権があるので、        「萩原特許が真の pinned photo diode 発明者である」       との記述訂正を要求している。 ********************************************************************* Please note that Hagiwara is the true inventor of the pinned photo diode with five important features: (1) Low CkT Noise (2) Low Trap Noise (3) Low Image Lag (4) Very high light sensivity more than CCD (5) VOD functions which CCD does not have. ******************************************************************** Hagiwara invented P+NPNsub junction photo sensing structure which can perform as a P+N pinned diode, a dynamic PNP photo transistor and the P+NPNsub stacked junction dynamic photo thyristor which has the built-in VOD functions draining the excess electron charge upward or downward either way. ************************************************************************ This paper is WRONG !!!!!!! This paper reviews the development, physics, and technology of the pinned photodiode. Index Terms?Charge-coupled device (CCD), CMOS active pixel image sensor (CIS), photodetector, pinned photodiode (PPD), pixel. ****************************************************************** * The original PPD structure, while invented in 1975 by Yoshiaki Hagiwara in the form of P+NPNsub junction photo seinsing element, the 1978 FT CCD application by Hagiwara, and the Teranishi's 1983 low lag ILT CCD application, shares a strong resemblance to the Hynecek virtualphase CCD structure, with the exception of the VOD The two inventions were solving different problems with essentially the same device structure and operating principles. In 1975, Hagiwara at Sony filed a patent application on a photo sensing vertically stacked P+NPNsub structure with the floating N base region as the storage for the photo electrons from which the photo electrons are to be transfered to a charge transfer device[24]. An example case is depicted in a figure in which the top P+ layer was connected by metal to a bias used to control not only full-well capacity but gamma corection and high beam action picture-acquisition for highly intelligent AIPS camera Hagiwara had been dreaming of. Therefore from the figure, the P+ layer can be set, or pinned to any external voltage value. Hagiwara had already in his mind the concept of the pinned diode now universally ell known. It should be noted that the patent claim does not say any comments on the metal connection. Therefore the p layer can be connected to anything anywhere. In 1978, another example of a P+NPsub photo sensing structure with the P+ layer connected to the Psub substrate was demonstrated in one-chip FT CCD imager for 8 mm video camera In a review paper, Hagiwara, in 1996, revisited the 1975 invention and claimed it was exaclty the same semiconductor photo sensing structure vertical stacked picture element of both the virtual phase CCD and the NEC low-lag structures, as well as the basis of the Sony so-called “Hole Accumulation Diode,” or HAD structure [25]. Hagiwara's 1975 patent claim was intended only to claim rights on the device structure. His patent does not restrict any applications with any operational modes on his application. Howevee, for the first time in the world he drew the electrically empty potential well of the floating N base storage region for majrity charge photo electrons in one of the patent figures. This is the evidence that Hagiwara did address the complete charge transfer by drawing in the N base photo electrons storage an empty potential well which results no lag action picture. Hagiwara repeats these claims in a 2001 paper [26] and shows a VOD structure of the P+NPNsub vertically stacked one which is not shown in the figures in the patent becuse of its simplicity, but definedexactly in the patent claim in Japanese. Sony did pursue the HAD sensor structure, First as seen in the 1978 demosntration of FT CCD imagers with the SiO2 exposed P+NPsub photo senising element with the P+ and Psub connected without VOD. Second, in the production model of ILT CCD imagers with conventioanl lateral OFD , without VOD with the SiO2 exposed P+NPsub photo senising element and with the P+ and Psub connected, which is called HAD sensor camera. Then finally in the production model of ILT CCD imagers with the SiO2 exposed P+NPsub photo senising element with the P+ and Psub connected without VOD. This product is called super HAD sensor camera. It is easy to publish a proto type in the technical paper, but HARD to introduce to the world as a reliable final product to custonmers. The “narrow-gate” CCD with an open p-type surface region for improved QE also disclosed in the 1975 application was reported in more detail by Hagiwara et al. at Sony in 1978 [27]. It is not open P type surface, it it pinned to the substrate volatage like the one in ILT aplication. A similar structure was used extensively by Philips [28] in 1983, five years after ..... 28] G. Beck et al.,   “High density frame transfer image sensor,”    Japanese J. Appl. Phys., vol. 22 supplement filed    pp. 109 to 112, 1983. ******************************************************************* Teranishi et al. ILT CCD device in 1983 has the strongest resemblance to the P+NPNsub device structure of Hagiwara's 1975 invention, which is now called as the pineed photo diode.
